I'm looking for suggestions for high-voltage bipolar power transistors you like, which might be suitable for use in amplifier circuits at modest currents. Successful candidates should have an fT of at least 30MHz, at currents of 0.5A, etc. Fairly-high capacitances are OK. Parts rated anywhere in the 120 to 350-volt range are fine. It'd be nice if they come with npn / pnp complements. For example, ON Semi offers the MJE15028 and 29, which are 50W 120-volt parts in TO-220 packages, up to the MJE15034 and 35, which are 350-volt parts.
